One of the Parrot CK3000 series I guess for the price you have in mind, CK3100 if you want a display. SOT-122 I seem to remember but it's best to ask, most of the suppliers are fairly knowledgeable.
The search function on here is worth trying - there will be plenty of hits for parrot.
